How to Reball an iPhone 13 Pro Motherboard

  • In this video I show you the process to reball the interposer / sandwich of an iPhone 13 Pro motherboard. I tend to make a lot of on the fly decisions and sometimes want to try new techniques. I had never tried to heat the reball stencil this way before but I actually think I prefer this method now. The heating platform might not be necessary, but the no nozzle hot air while spreading the heat seemed to work well. One of the reasons I like this work is because there are no rules except to provide quality work. I am free to arrive there using any methods I like.

    old way with X and 11 Series, 10 minutes on board heater. iPhone 12 and newer, minimum 1 hour to separate and reball the sandwich. Do-able but tough. So many of these 12 and 13 end up with No WiFi or No IMEI which just end up being broken solder joints on these sandwich parts. Gotta watch this 100 more times to get this repair down.       148c solder paste. I use qianli reballing stencil.

    Thanks for great lessons.
    I got my first iphone 12 apart and cleaned up. Before i go a reball the bottom board seems a little warped...
    Are their solder balls in the bottom half of the sandwich? Or does that bottom half come apart at all? Or is the bottom half permanently together?
    Any tricks for strightening bottom board? :)

      If broken underneath interposer it is very hard to fix. It has a lot of thermal mass and heat sinks. I have not removed one since the iphone X I believe, so I am not sure what it feels like on the 12. It is hard to do and requires a lot of heat. So much, that it might damaged underfilled components nearby.

    What is the brand and model of the heater that you used to separate the boards? I used the Mechanic brand and was not able to separate the boards after an hour on the heater at 240 C. Had to add more heat with the heat gun.

      Bro thats insane... I use the sunshine preheater, set it to 215, and when it get to temp, i add a little hot air, 250C air speed 70 no nozzle. and they pop off like a charm. Did you add flux while the board was heating up? Perhaps you have a defective heater. If you are going to buy a replacement, I have seen the MiJing iRepair MS1 Universal PCB Preheater is pretty good at the moment, and the plates for the new iPhone models are very cheap, Better than mechanic crap

      put some 183 solder melt,put heater on 230,and when on top board solder melt,just with hot gun with 300c/50 separate easy and speed

    Why do you use hot air when applying solder to the pads in the beginning

      I use hot air to supplement my iron all the time. It is an old habit from when my tools weren't as good. Solder just flows better into nice blobs. I also have better control (or at least more consistency) when I am trying to either remove solder or add solder to something. I get much less like little pointy parts in the solder, and more uniformly sized solder pads.
