In both Legends and Canon, he actively planned on becoming God himself. Yes, God with a capital "G". An arrogant egomaniac like him wasn't going to settle for anything less than supreme control over the very fabric of space-time.

The only time Sidious ever toyed with the idea of being overthrown was with pre suited Vader as Anakin was supposed to be the most powerful Sith in history and Palpatine was willing to train him and even die at his hands before Anakin got chopped up and burned.
